Abstract

Results obtained with Gallium Arsenide (GaAs) Schottky barrier particle detectors are presented. Semi-insulating undoped (SI-U), semi-insulating indium doped, (Sl-In doped), and vapour phase epitaxial (VPE) substrates were investigated.
